Structure Analysis of CdS/ZnS Superlattices Grown by Atomic Layer Epitaxy

Abstract(in English) The crystal structure and the energy band structure of CdS, ZnS Superlattices grown by atomic layer epitaxy were studied by using X-ray diffraction and cathodoluminescence measurements.It was found that the CdS well layer involved tensile strain and the ZnS barrier had compressive strain.The energy band structure was proposed from the results of cathodoluninescence measurements.The measurements also suggested that the difference between the calculated values by using Kroenig-Penny model and the experimental results is due to the strain in the well and barrier layers.
