Abstract(in English) 1.3μm beam-expander integrated ridge waveguide laser diode was fabricated using silicon shadow masked growth technique for light source used in low-cost packaging. This laser had a narrow beam divergence of 9°×14°, which showed that the laser had a large beam spot at the facet. The minimum coupling loss to a standard single mode fiber was 3.5dB, and the alignmenlt tolerances were ±2.0μm laterally and ±1.9μm vertically. Stable long term reliability was confirmed at 70℃.
