Abstract(in English) TlInP, TlGaP and TlInGaP layers are grown by gas source MBE and the temperature-dependence of their bandgap energy is characterized with the photoconductance measurement. This material system was recently proposed by us for 0.9μm to over 10μm optical devices as well as temperature-insensitive-wavelength laser diodes. Photoconductance measurement on TlInP, TlGaP and TlInGaP shows that the temperature variation of bandgap energy is smaller than that of InAs as expected. This result suggests that the existence of temperature-independent bandgap energy for TlInGaP alloys with larger Tl composition.
