LPE growth of GaAs-ZnSe-Ga_2Se_3 alloy

Abstract(in English) Zn-Ga-As-Se quaternary alloy crystals on a ZnSe substrate were grown from Ga solution saturated with GaAs and ZnSe. Lattice-constant measurements and constituent analysis revealed that the grown alloy was a quasi-ternary alloy composed of GaAs, ZnSe and Ga_2Se_3, namely (3GaAs)_x{(3ZnSe)_y (Ga_2Se_3)_<1-y>}_<1-x>. According to the growth, x value was increased, while y value was kept at 0. 8. Furthermore, it was able to grow quasi-binary alloy of (GaAs)_x(ZnSe)_<1-x> by using Ga-Zn solution.
