Abstract(in English) This paper proposes monolithically integrated photoreceivers, optoelectronic mixers with filtering functions using HBT photodetectors for the band-limited microwave subcarrier transmission and optical/microwave signal processing systems.The developed monolithic photoreceiver obtained not only 23dB and 16. 2dB higher gain at 13.7GHz but also over 6.3dB and 2.3dB C/N_0 improvement in the frequency range from 12GHz to 15GHz,in comparison with the photodiode with the identical quantum efficiency and the HBT photodetector itself,respectively. Furthermore,filtering functions with the quality factor of 28 was realized.Similar filtering functions with 13dB higher conversion gain was achieved for the optoelectronic mixer application.To our knowledge,this is the first report on realizing functional monolithic photoreceivers using phototransistors with multi- functions by the circuit configuration approach at microwave frequencies.
