Abstract(in English) An entire beam forming network for exciting 64-element phased array is developed in a single 10×20 mm GaAs monolithic chip. It consists of a 64-way pyramid power divider, 64 360-degree variable phase shifters, and 64 phase-inversible variable attenuators. To integrate such huge scale circuits into a single chip, ultra small size circuit configurations are newly proposed and designed. These new configurations feature cold-FET circuit topology resulting completely free dc-power dissipation on the chip. This approach is called "Wafer-Scale Microwave Signal Processing", which is a potential candidate for multiple beam forming and adaptive steering in satellite onboard phased array transponders.
