Abstract(in English) A V-band compact full monolithic voltage-controlled local oscillator (LO) chip set for a millimeter-wave synthesizer are designed and tested. The LO is composed of only two MMIC chips:one is for 15 GHz voltage-controlled oscillation and 15/30 GHz frequency doubling, and the other is for 30/60 GHz frequency doubling. An up-converter and a down-converter also developed. Each MMIC chip is highly integrated into a single chip. To avoid undesirable resonance for practical use, the chip width was limited to 1.3mm or 0.9mm.
