Abstract(in English) Millimeter-wave monolithic low noise amplifiers based on 0.15μm AlGaAs, achieve low noise and high gain at V- and W-bands,quarter- wavelength impedance transformers and double open-circuited stubs are employed in the design of V- W-bands input and output circuits based on the results of S-parameter and noise parameter measurements at millimeterwave frequencies.The V-band two-stage amplifier has achieved a noise figure of 2.5 dB with a gain of 20. 4dB at 51.5GHz.The W-band two-stage amplifier have achieved a noise figure of 3.4dB with a gain of 8.7dB at 91GHz.A good agreement between the measured and calculated results for both noise figure and gain has been achieved.
