A Study on Series Connection of Resonant Tunneling Diodes for Eliminating Spurious Oscillations

Abstract(in English) A resonant tunneling diode (RTD) is a promising device for generating signals in the millimeter and submillimeter wave regions. However, the RTD's inherently broad-band negative differential resistance (NDR) usually leads to undesirable low frequency sprious oscillations. Here we propose using a series connection of two RTD's to eliminate unwanted low frequency oscillations, and present some preliminary results. Due to DC instability of the series connection, it si difficult to bias all RTD's in the NDR region. we have experimentally demonstarated RF switching of the bias points to the NDR region, and presently working on the further oscillator development.
