A Study on Modulation of Submillimeter Wave Radiation by Laser-produced Free Carriers in Semiconductors

Abstract(in English) The use of laser-produced free carriers in semiconductors as a means of controlling submillimeter wave radiation has been investigated. Modulation of 214μm radiation is achieved by irradiating high-resistivity silicon or GaAs wafers with optical pulses from a Q-switched Nd:YAG laser. In this modulation technique, there are three parameters which will affect the characteristics of modulation: 1) recombination time of free carriers, 2) penetration depth of optical pulses into semiconductors and 3) relative direction of the submillimeter and the optical waves irradiated onto the semiconductor wafer. The effects of theses parameters are theoretically and experimentally examined. In addition, as an application of this technique, generation of submillimeter wave pulses of variable duration is demonstrated.
