Abstract(in English) In this study, we examined the indispensable screening test for the plastic packaged ICs that is required from the viewpoint of the high reliability electric parts in the commercial field. The screening effect was confirmed by reliability evaluation tests, using the FPGA ICs (commercial 100 leaded plastic QFP)in practice.
