Abstract(in English) We developed a flip-chip multi-layer MMIC that is based on inverted microstrip lines for use in low-cost W-band transceivers. This MMIC is covered with ground layer, which can reduce the proximity effects between chip and assembly substrate. A fabricated receiver amplifier occupying an area 1.5 x 0.35 mm experimentally achieved a gain of 27 dB and the transmitter power amplifier exhibited an output power of 14.5 dBm at 76 GHz, respectively. We also verify that the performance of the flip-chip MMIC almost corresponds with the on-wafer measurement result up to the W-band, and show that our MMIC technology makes possible not only the minimization of chip size but also reduction of assembly cost.
