Abstract(in English) The harmonics of the power amplifier in the wireless transmitter is affect on operate to the other systems. The wireless transmitter needs the filter device to suppress the harmonics. This paper describes the development of a linear power amplifier MMIC with a characteristic for the harmonics suppression and with a single low voltage supply of 2.7-3.0 V. As a result, second and third harmonics for this MMIC decreased over 20 dB as compared with the MMIC with the conventional matching circuit. This measured results were satisfied with the specification for Personal Handy-phone System (PHS) in Japan. If this MMIC used in the wireless transmitter, the filter in the following conventional amplifier will be able to eliminate. So a miniature wireless terminal for PHS will be expected.
