Abstract(in English) We describe the power performance of a single-cell HBT chip with excellent power-added efficiency (PAE) and power density at 25-26 GHz. An epitaxial regrowth technique is applied to improve the f_ of HBT by reducing the base resistance. We demonstrate that at K-band both PAE and power density depend significantly on cell design. The optimized common base cell exhibited excellent power-density of 4.0 mW/μm^2 (740 mW per cell) as well as 42% PAE at 25GHz. The power density compares well with the best data reported at lower frequency bands, thereby showing great potential for high-power, high-efficiency HBTs at K-bands.
