Abstract(in English) | For better performances in self electro-optic effect devices, electro-absorption characteristics of a novel asymmetric coupled quantum well structure have been investigated. We have confirmed effective blue-shift of absorption band edge about 35meV and also achieved electric-field-induced change in absorption coefficient and the ratio of OFF state to ON state absorption as large as 11200cm^<-1> and 4.4, respectively. |
