Uniform InP-based HEMTs and Application for 40-Gbit/s Optical Communication Circuits

Abstract(in English) We developed InP-based HEMTs that have uniform threshold voltage. The standard deviation of their threshold voltage is 16 mV, and the offset-voltages in the differential pair of FETs is only 6.2 mV. The average transconductance is 917 mS/mm and the cutoff frequency is 175 GHz. We applied the InP-based HEMTs to preamplifiers and multiplexers (MUX) for 40-Gbit/s optical communication systems. We achieved a transimpedance gain of 52 dBΩ and a bandwidth of 49 GHz for the preamplifiers. The use of a D-FF with the MUX improved the quality of the transmission signal of 40-Gbit/s. We believe that further improvement of the device performance enable the IC operation over 40-Gbit/s.
