Abstract(in English) We describe a 60-GHz coplanar MMIClow-noise amplifier (LNA) using 0.1 μm-gate-length InP heterojunction FETs (HJFETs). A small signal FET model including accurate scaling of the gate resistance was employed for LNA circuit design. On-wafer noise measurements demonstrated a noise figure of 2.0dB and a gain of22.1 dB at 60 GHz.
