Abstract(in English) Three-Transistor Flash(TTF)is developed for embedded applications to smart cards, as the alternative to conventional EEPROMs. 1/8 memory cell size compared to conventional EEPROMs and low power consumption are simultaneously realized by erase/program of the cell data through the channel Fouler Nordheim(FN)tunneling current. We also present two circuit technologies in the Sense Amplifier and the Row Decoder of TTF.
