Abstract(in English) | Using 0.35um 3-metal CMOS and CMVP process technologies, we have developed an FeRAM macro for a contact/contactless smart card microcontroller. It features a flexible memory size of from 32Kbit to 128Kbit, a consumption current of 0.3mA, and endurance of 10^8 write/read cycles under a wide range supply voltages, from 2.7V to 5.5V. |
