High Performance V-Band Flip-Chip Gunn Diode Oscillator Fabricated on AlN Substrate

Abstract(in English) We report on the first demonstration of a novel Gunn Oscillator fabricated in planar circuit format, using a unique low cost approach to achieve sufficient RF power level and phase noise performance for use in automotive radars, wireless LAN and other mm-wave opportunities. The new approach is a combination of a newly developed flip-chip GaAs Gunn diode and flip-chip technology onto AlN substrate for improved heat dissipation. The RF output measured was 63.1 mW at 58.733 GHz with DC to RF conversion efficiencies of 2.57%. The Gunn Oscillator exhibits very clean spectra with a phase noise of less than 87.67 dBc/Hz at a frequency off the carrier of 100kHz.
