| 抄録(和) | 携帯電話やページャに代表される移動体通信端末には, 利用者の利便性や端末の商品価値を向上させるため軽薄短小化が要求されている。端末の軽薄短小化を図るにはソフト、ハード、システムなど様々な面からの取り組みが必要であるが、とり分けハード的な取り組みとして電子部品の実装面積削減が上げられる。特にベアLSIチップ実装技術やベアLSIチップ実装技術を用いたモジュールを製品に適用することで、端末の軽薄短小化と電子部品の接続長の短縮化が図れる。現在、当社においても例外ではなく、ベアLSIチップ実装技術の開発を進めており、その開発状況に関して報告する。具体的には、ワイヤボンディング工法およびフリップチップボンディング工法によるベアLSIチップ実装の携帯電話やページャへの適用事例を紹介する。 |
| 抄録(英) | In the field of the mobile communications terminals, such as a cellular phone and pager, the terminals have been downsized and given higher functions. There are various approaches for downsizing of terminals, i.e. a software, a hardware, and/or a system. However, a hardware approach is taken in to decrease the mounting area of electronic parts. Especially the terminals are downsized and the connection lengths are shortened by applying the module using bare LSI chip mounting technology. In this paper, the development of the bare LSI chip mounting technology is described and the application examples of the bare LSI chip mounting technology by the wire bonding method or the filp chip bonding method to the cellular phone and the pager are introduced. |
