| 抄録(和) | 本稿では, 複数のコアを用いたシステムLSIのテスト時間を削減する手法を提案するとともに, テスト時間最小化問題を定義する.本手法は, 各コアとともに複数のテストパターンが提供されることを前提としている.これらのテストパターンはBISTと外部テストで構成されている.また、これらのテストパターンは要求値以上の故障検出率を達成し, 互いにBISTと外部テストのサイクル数が異なるものである.本手法は外部入出力に注目し, 設計するシステムLSIのテスト時間が最小となるように, 各コアのテストパターンを選択する. |
| 抄録(英) | In this paper, we propose a novel test methodology for core-based system LSIs. Our test methodology aims to decrease testing time for the core-based system LSIs. In our method, every core is supplied with several sets of test vectors. Every set of test vectors guarantees sufficient fault coverage. Each set of test vectors consists of two parts. One is based on built-in self-test (BIST) and the other is based on external testing. These sets of test vectors are designed to have different ratio of BIST to external testing each other for every core. We can obtain the optimal set of test vectors for a system LSI by selecting from the given sets of test vectors for each core. The key points of our method are summarized as follows. (i) We use the combination of BIST and external testing for each core because the number of external primary inputs and outputs is restricted, (ii) External testing for one of cores and BISTs for the others are performed in parallel to reduce the total time of testing, (iii) We can obtain the optimal set of test vectors for a system LSI by selecting from give sets of test vectors to each core. |
