An 80-Gbit/s 2:1 Multiplexer IC Using InGaAs/InAlAs/InP HEMTs

Abstract(in English) We have developed an ultrahigh-speed time-division multiplexer IC that operates at up to 80Gbit/s using InP-based HEMTs. For inter-cell connection of high-speed signals, we designed microstriplines (MSLs) using newly introduced double-layered gold-metal interconnection process with a thick low-dielectric insulation layer. The charateristic impedance of MSLs can well match to the output impedance of the internal logic cells. This drastically reduced the waveform distortion due to the impedance missmatch that critically limits the circuit speed performance at bit rates beyond 60Gbit/s. An excellent eye opening at the record bit rate of 80Gbit/s was obtained from a fabricated chip on a wafer. The speed improvement from the previous result (64Gbit/s) much owes to the high-speed, low-impedance interconnection design.
