Abstract(in English) We have fabricated high-speed ICs for optical transmission systems. They include two transimpedance amplifiers, a distributed amplifier, a differential amplifier, a modulator driver, a 2:1 selector and a 1/2 divider. The cascode distributed amplifier obtained a gain of 9.5dB with more than 50GHz bandwidth. Rise and fall times of an output of the modulator driver with an voltage swing of 3.2V were 16 and 15ps. The ICs were implemented using InP/InGaAs heterojunction bipolar transistors with an f_T of 147GHz and an fmax of 210GHz.
