Parameter Extraction of Hydrodynamic Model by Using Fullband Monte Carlo Simulator

Abstract(in English) By using a fullband Monte Carlo simulator, the parameters of generalized hydrodynamic model(GHDM), which is one of the most accurate hydrodynamic models, were extracted. It was found that the parameters of hole mobility are especually affected by the crystal orientation. GHDM could predict this influence on the device characteristics of a 0.4 μm ballistic diode, and the obtained characteristics agreed well with those of the Monte Carlo simulation.
