Abstract(in English) A 1V power supply low-power high-speed ULSI technorogy has been deveroped using a quater-micron SlMOX/MTCMOS device. At 1.2V supplied, the gate delay time is 2/3, and power consumption is 1/10 of 0.5μm standard CMOS (3.3V supplied). New circuit and design technique was proposed for high speed and large scale circuits, and interface for 3.3V I/O data. A 290K-gate test LSI with 3.3V interface I/O circuit was fabricated. A performance of 100MHz was achieved at 1.2V, and power consumption within level coverter of I/O circuit was 1/6 of 0.5μm standard CMOS at 3.3V.
