| Abstract(in English) | A 4GbDRAM has been developed by new circuit design techniques to achieve large capacity without increasing the chip size. New sense and restore circuit techniques are a charge coupling sense amplifier, a charge sharing restore scheme, and a time shared sensing scheme. The chip size is 985.6mm^2 and 1 GB/sec data rate is achieved. |
