Abstract(in English) We proposed an all-digital multi-phase DLL for high speed DRAMs and estimated the performance of the DLL. It has two kinds of delay lines for coarse/fine adjustments consisting of logic-gate delay units which are digitally controlled to synchronize an external Clock with an internal clock. Multi-phase outputs can be generated by taking plural round trips of the clock signal in the coarse delay line. A fine skew adjustment resolution of 6ops is achieved by using the fine delay line. We confirmed that this DLL operated at up to 400MHz in four-phase output mode, and at up to 280MHz in six-phase output mode.
