US2000-17 100kHz Ultrasonic Complex Vibration Welding System Using a One-Dimensional Longitudinal-Torsional Vibration Converter

Abstract(in English) Vibration and welding characteristics of a 100 kHz ultrasonic welding system using a complex vibration welding tip vibrating in elliptical locus were studied. This complex vibration system has welding tips of 3mm x 3mm area available for direct welding of semiconductor tips on substrate(face down or flip-tip bonding)and packaging of various electronic devices. Welding tip area can be increase up to several times that can not obtain in a conventional ultrasonic wire bonding system. Four complex vibration welding tip parts are made at the circumference of the free end of the vibration converter driven by a longitudinal vibration system. The longitudinal-torsional vibration converter(stainles steel)has a diagonally slitted part at a longitudinal vibration nede. Using complex vibration welding tip, thick plate specimens can be welded with a more uniform and larger welding area, independent to vibration direction compared with a conventional linear locus welding tip. Using a 100 kHz complex vibration welding system, 0.3-mm-thick aluminum plate specimens were welded under vibration amplitude of 1.8 mm(peak-to-zero value)that is small compared with 27-40 kHz welding systems.
