Abstract(in Japanese) (See Japanese page)
Abstract(in English) A 5GHz MMIC front-end module was developed. 4 MMICs were designed and fabricated using a 0.15um PHEMT process: PA and antenna switch, LNA, up-mixer and LO signal doubler, and down-mixer. The multi-chip package was made from glass ceramic. The transmission and reception channels of the module with 5.8GHz bandpass filters were measured. Module performance was within 1.5dB of that expected from individual MMIC performance, except for the reception P1dB, which was 4dB lower. The phase distortion for 10Mbps π/4-DQPSK modulated signal was less than 2 degrees even up to P1dB, and the adjacent channel power ratio was below 35dBc.
