Preparation of p-type CdS Thin Films and Application for the Photonic Devices

Abstract(in English) p-type CdS films were fabricated by the doping of Cu. Cu diffused easily into CdS film when CdS was deposited on a Cu film at 200℃. The Seebeck coefficient, Hall coefficient etc. showed p-type characteristics. The layers of copper compounds such as p-type Cu_2S have not been observed by the X-ray diffrac-tion and optical absorption. The photoluminescence spectra suggest the formation of shallow levels of the acceptor. CdS(Cu)/CdS junction cells showed a good rectification and photovoltaic effects, and emitted the weak blue-green light under large forward current density at 77K. The response of CdS(Cu)/CdSe junction cells broadened out into absorption edge of CdSe. No evidence of the presence of p-type Cu_2S was detected in the characteristics of the cells.
