Low Threshold 1.3μm-range GaInNAsSb Lasers

Abstract(in English) Access network of optical fiber communication system requires particularly lasers with high characteristic temperature because the peltier temperature controller is unnecessary by using those devices. GaInNAs/GaAs lasers were reported to have high characteristic temperature and expected to be used in the next generation of communication system. We have developed long wavelength GaInNAsSh lasers by GSMBE. We have succesfully fabricated GaInNAsSb ridge lasers that oscillated at 1.26μm, under CW operation over 100℃, with very low threshold current (12.4mA@25℃) and high characteristic temperature (T_0=157K). Furthermore, lasers that oscillated under pulse operation at 1.31μm, with very low threshold current density (Jth=570A/cm^2@L=900μm) were fabricated
