EA modulator integrated DFB laser modules for 40 Gb/s operation

Abstract(in English) EAM-DFB modules with record high bandwidth of 41 GHz have been developed by utilizing the ridge waveguide structure. Electrical return loss was lower than -10 dB up to 30 GHz. A DC extinction ratio as large as 20 dB was obtained at an applied voltage of -3 V, as a result of the optimization of the well number and the wavelength detuning between EAM and laser wavelength. 40 Gb/s NRZ operation with 12 dB extinction ratio and -1.6 dBm average output power have been successfully achieved. Clearly opened eye diagram was maintained even after 80-km non-zero dispersion shifted fiber(NZ-DSF)transmission with dispersion compensation. 40 GHz short pulse trains with 6 ps pulse width have been also generated by sinusoidal electrical modulation.
