Abstract(in English) A 16-channel, 100-GHz-spacing semiconductor AWG-PD module, which consists of a semiconductor-based arrayed waveguide grating demultiplexer monolithically integrated with a 16-channel photodiode array, was fabricated for the purpose of a multi-wavelength photoreceiver. It showed good wavelength characteristics and good receiver response. The receiver sensitivities with and without optical pre-amplification were ・37 and ・7 dBm, respectively, for 2.5 Gb/s NRZ PRBS=2^<23>-1 at a bit error rate of 10^<-9>.
