Simulation of simultaneous multi-wavelength conversion utilizing intersubband transition in GaN quantum wells

Abstract(in English) Feasibility of simultaneous multi-wavelength conversion of WDM signals utilizing the saturation of intersubband absorption in AlGaN/GaN multiple quantum wells has been theoretically investigated by means of a combination of the finite-difference time-domain(FDTD) method, where carrier dynamics are taken into account using three-level rate equations, and the Fourier analysis. The conversion efficiency for 17-ch WDM signals with a 100-GHz frequency separation is expected to be about 1% in 200-500-μm long nonlinear waveguides. The difference of conversion efficiencies between WDM channels is about 3 dB, which can be easily equalized. A 90-nm conversion is predicted to be possible using the non-degenerated four-wave mixing.
