Blue Shift of MQW induced by n-InP/p-InP/MQW Structure

Abstract(in English) A novel disordering technique of multiple quantum wells(MQWs) is realized by layer structure consisted of n-InP/p-InP/GaInAsP MQW grown by MOCVD. Emission wavelength of MQW shifts to shorter side under existence of n-InP cap layer. The energy shift becomes larger with increase of thickness of n-InP cap, and reaches as large as 130meV, which corresponds to the shift from 1500nm to 1300nm. After layer structure is formed, blue shift of MQW is increased with annealing. This phenomenon is explained with interdiffusion of group V elements(As and P)between well and barrier under existence of both n-InP and p-InP. Optical property of the MQW with blue shift is as well as that of MQW without shift, and so this technique can be applied to the integration of optical devices.
