High-speed and low-voltage-operation avalanche photodiodes using waveguide structure

Abstract(in English) High-speed and high-sensitive avalanche photodiodes are key devices to achieve compact and wide band optical receivers.In this report, we have studied waveguide avalanche photodiodes with a very thin multiplication layer, and achieved a low operation voltage of 15V and a high gain-bandwidth product of 180GHz.Employing this waveguide APD and a GaAs preamplifier IC, 10-Gbps back-to-back sensitivity was measured and the highest 10-Gbps APD receiver sensitivity of -28.8dBm(10~-9, PRBS 2~23-1)was demonstrated.
