Abstract(in English) Red-light surface-emitting lasers are expected to become the compact light sources utilized in various applications such as optical data links employing plastic optical fibers as well as in optical information processing systems. InGaAlP-based vertical-cavity surface-emitting lasers (VCSELs) oscillating at 666nm have been successfully fabricated. The lasers operate at temperatures as high a 50℃ and can be modulated at data rates higher than 1 Gbps. These results indicated that red VCSELs are promising light sources for low-cost and high-speed optical data links.
