Abstract(in English) GaAsSb material system on GaAs substrate was proposed and demonstrated for the active layer of 1.3-μm VCSELs. The GSMBE growth conditions, structural and optical characteristics were investigated. P-type modulation-doped GaAsSb QW was introduced to prevent non-uniform carrier injection. 1.23-μm GaAsSb VCSELs with GaAs/AlAs DBR were fabricated and room-temperature CW operation with a low threshold current of 0.6 mA has been achieved. The VCSEL oscillated up to 75℃ under CW operation. GaAsSb long-wavelength VCSELs are promising light sources for high-capacity optical interconnections.
