Thin-film vertical-cavity surface-emitting lasers using a functional layer transfer technique

Abstract(in English) The technique of transferring the functional layer of VCSEL onto another substrate by removing the growth substrate is useful for a hybrid integration with electronic devices. For the fundamental study, we fabricated thin-film VCSELs designed for 830nm on AIN substrates. The threshold current was measured to be 3mA which was as low as that of VCSELs on the growth substrate. We also investigated the difference in the thermal resistance between the two types of VCSEL by measuring the wavelength shift against the injection current.
