Abstract(in English) We have investigated p-substrate 980nm VCSEL with AlAs-oxide confined structure. The minimum threshold of 0.6mA, which was almost same as n-substrate 980nm VCSEL, was obtained. The operating voltage was 2.3V at 10mA. We have also designed a passive-aligned VCSEL array module and fabricated a prototype 4 channels VCSEL array module. More than 90% coupling efficiency for each channel has been obtained. 10 channels VCSEL array module has also been demonstrated and 1Gbps modulation for one channel was investigated.
