Simulation of ultrafast optical gate utilizing intersubband transition in GaN

Abstract(in English) Optical gating of sub-picosecond pulses in nonlinear optical waveguides utilizing the saturation of intersubband absorption in AlGaN/GaN multiple quantum wells has been simulated by a finite-difference time-domain (FD-TD) method. Carrier dynamics were taken into the calculation by rate equations. In order to suppress the deformation of the signal pulse, the widths of the control pulse should be broader than that of the signal pulse. In the case where 1.6-μm, 100-fs, 10-pJ signal pulses are switched by 1.5-μm, 300-fs, 200-pJ control pulses, for example, the output pulse width and the extinction ratio were calculated to be 140 fs and 16 dB, respectively. In order to switch 100-fs optical pulses with an adequate margin, the absorption spectrum should be broadened.
