Abstract(in English) Broad-waveguide separate confinement heterostructure (BW-SCH) laser diodes are primising to achieve high power output. In this structure, broad optical waveguide thickness insures small opitical power density at active quantum well. Thus high reliability can be realized at high power operation. But there has been almost no report on laser characteristics over a wide range of waveguide thickness. In this peper, we precisely investigate laser characteristic of BWSCH and optimize the waveguide thickness to achieve the high reliability at an output power of 2W from the aperture of 200μm.
