Abstract(in English) | We demonstrate stable mode-lock pulse generation from Fabry-Perot semiconductor lasers in a 1.55 μm wavelength band. Pulse widths and extinction ratios are found to be dependent on the injection current. The shortest pulse width obtained in this experiment is 0.3 ps and the highest extinction ratio is 10 dB. We have derived the AM mode-lock conditions for 1.55 μm lasers by extending the multimode operation theory developed for two-level systems. The calculated AM mode-lock conditions well-account for the experimental results. |
