Abstract(in English) AlGaInAs lasers are a promising candidate for uncooled lasers, which are important light sources for subscriber networks, because excellent temperature characteristics have been demonstrated in this system owing to large conduction band offset. In this study, high temperature characteristics of AlGaInAs MQW lasers with electron stopper layers are reported. We investigated the effect of ESL, and the well number dependence of temperature characteristics.
