Abstract(in English) GaAsSb material systems on GaAs substrate are proposed and demonstrated for the active layer of 1.3-μm VCSELs. The GSMBE growth conditions, structural characterization, band-lineup and refractive index were investigated. GaAsSb VCSELs with GaAs/AlAs DBR were fabricated and room-temperature pulsed operation of 25μm square GaAsSb/GaAs VCSELs at a wavelength of 1.22μm with a threshold current of 20mA was demonstrated. VCSELs with a wavelength of 1.3μm should be possible by increasing the Sb content, which is promising for realizing a 1.3μm VCSEL.
