Abstract(in English) We have been developing 780nm oxide-confined VCSELs for laser-printer application. 12x12 oxide-confined VCSEL matrix arrays have been successfully fabricated and showed good uniformity of laser characteristics. In addition, record high single-mode power of 2.7mW in oxide-confined VCSELs was demonstrated. The VCSEL utilizes metal aperture as a spatial filter, which can suppress higher order mode even when the oxide aperture becomes larger than 4 μm.
