Abstract(in English) | We have fabricated a vertical cavity surface emitting laser (VCSEL) on GaAs (311) B substrate for the purpose polarization control. Using this VCSEL, we measured high-speed modulation characteristics and polarization stability. We have observed no power penalty due to polarization instability under 2.5Gbits/s. The orthogonal polarization suppression ratio of over 25dB was obtained under 10Gbits/s. Next, we have fabricated a smaller oxide aperture of 2.7μm x 2.9μm VCSEL and demonstrated single-mode and stable polarization operation for the first time. We have achieved the side mode suppression ratio of 35dB and orthogonal polarization suppression ratio of 11dB under 5GHz sinusoidal modulation using single-mode and stable polarization lasing. |
