Abstract(in English) A novel waveguide photodiode with uni-traveling-carrier structure (UTC-WGPD) is proposed to simultaneously achieve high output voltage and high speed. The UTC-WGPD having an external quantum efficiency of 32% yields an output voltage of 1.35 V with a pulse width (FWHM) of 4.5 ps for a 50 Ω load. The UTC-WGPD also shows good eye-opening with V_pp=1V at 20 Gbit/s and a microwave output of 5 dBm at 40 GHz. These results show that the UTC-WGPD is very promising in future high-speed digital and analog applications.
