Abstract(in English) The external quantum efficiency and the bandwidth characteristics for InP/InGaAs unitraveling-carrier photodiodes were experimentally studied. The observed flatness of the efficiency up to 1.6μm shows the applicability of UTC-PDs to wide bandwidth transmission systems in which the bandwidths of the optical fiber and amplifier are fully utilized. The bandwidth of UTC-PD was found to be limited by electron diffusive transport in p-InGaAs, whose diffusivity is as high as that for majority electron. From the derived absorption coefficient and diffusivity, the quantum efficiency and 3-dB bandwidth for InP/InGaAs UTC-PDs with various absorption layer thicknesses are predicted.
